2Spectral measurements of hypervelocity flow in an expansion tunnel显示文摘Atmospheric reentry vehicles and planetary probes fly through the atmosphere at hypervelocity speed. At such speed, there is a significant proportion of heat load to the vehicle surface due to radiative heating. Accurate prediction needs a good knowledge of the radiation spectrum properties. In this paper, a high-speed camera and spectrograph coupled to an intensified charge-coupled device have bee n impleme nted to inv estigate the rad i at io n flow over a semi-cylinder model. The experiments were carried out in the JF16 expansi on timnel with secondary shock velocity of 7.9 km·s^-1. Results show that the emissio n spectrum comprises several atomic lines and molecular band systems. We give detailed data of the radiation spectrum, shock shape, shock detached distance and radiation intensity varying with space and wavelength. This valuable experimental dataset will be helpful to validate computational fluid dynamics codes and radiation models, which equates to increased prediction accuracy of radiation heating. 6Ultralow switching voltage and power consumption of GeS_(2)thin film resistive switching memory显示文摘The coming Big Data Era requires progress in storage and computing technologies.As an emerging memory technology,Resistive RAM(RRAM)has shown its potential in the next generation high-density storage and neuromorphic computing applications,which extremely demand low switching voltage and power consumption.In this work,a 10 nm-thick amorphous GeS_(2)thin film was utilized as the functional layer of RRAM in a combination with Ag and Pt electrodes.The structure and memory performance of the GeS_(2)-based RRAM device was characterized-it presents high on/off ratio,fast switching time,ultralow switching voltage(0.15 V)and power consumption(1.0 pJ and 0.56 pJ for PROGRAM and ERASE operations,respectively).We attribute these competitive memory characteristics to Ag doping phenomena and subsequent formation of Ag nano-islands in the functional layer that occurs due to diffusion of Ag from electrode into the GeS_(2)thin film.These properties enable applications of GeS_(2)for low energy RRAM device.N.Lyapunov C.H.Suen C.M.Wong Xiaodan Tang Z.L.Ho K.Zhou X.X.Chen H.M.Liu Xiaoyuan Zhou J.Y.Dai 2021Journal of Advanced Dielectrics2021,11,1:0
