1The PL 'violet shift' of cerium dioxide on silicon显示文摘CeO2 thin film was fabricated by dual ion beam epitaxial technique. The phenomenon of PL violet shift at room temperature was observed, and the distance of shift was about 65 nm. After the analysis of crystal structure and valence in the compound were carried out by XRD and XPS technique, it was concluded that the PL shift was related with valence of cerium ion in the oxides. 3Violet/blue photoluminescence from CeO_2 thin film显示文摘CeO2 thin film was fabricated by dual ion beam epitaxial technique. The violet/blue PL at room temperature and lower temperature was observed from the CeO2 thinfilm. After the analysis of crystal structure and valence in the compound was carried out by the XRD and XPS technique, it was inferred that the origin of CeO2 PL was due to theelectrons transition from Ce4f band to O2p band and thedefect level to O2p band. 5Ecological principle meets cancer treatment: treating children with acute myeloid leukemia with low-dose chemotherapy显示文摘Standard chemotherapy regimens for remission induction of pediatric acute myeloid leukemia(AML) are associated with significant morbidity and mortality. We performed a cohort study to determine the impact of reducing the intensity of remission induction chemotherapy on the outcomes of selected children with AML treated with a low-dose induction regimen plus granulocyte colony stimulating factor(G-CSF)(low-dose chemotherapy(LDC)/G-CSF). Complete response(CR) after two induction courses was attained in 87.0%(40/46) of patients receiving LDC/G-CSF. Post-remission therapy was offered to all patients, and included standard consolidation and/or stem cell transplantation. During the study period, an additional 94 consecutive children with AML treated with standard chemotherapy(SDC) for induction(80/94(85.1%) of the patients attained CR after induction Ⅱ, P = 0.953) and post-remission. In this non-randomized study, there were no significant differences in 4-year event-free(67.4 vs. 70.7%;P = 0.99)and overall(70.3 vs. 74.6%, P = 0.69) survival in the LDC/G-CSF and SDC cohorts, respectively. After the first course of induction, recovery of white blood cell(WBC) and platelet counts were significantly faster in patients receiving LDC/G-CSF than in those receiving SDC(11.5 vs. 18.5 d for WBCs(P < 0.001);15.5 vs. 22.0 d for platelets(P < 0.001)). To examine the quality of molecular response, targeted deep sequencing was performed. Of 137 mutations detected at diagnosis in 20 children who attained hematological CR after two courses of LDC/G-CSF(n = 9) or SDC(n = 11), all of the mutations were below the reference value(variant allelic frequency <2.5%) after two courses, irrespective of the treatment group. In conclusion, children with AML receiving LDC/G-CSF appear to have similar outcomes and mutation clearance levels, but significantly lower toxicity than those receiving SDC. 8Comments on National guidelines for diagnosis and treatment of thyroid cancer 2022 in China (English version)显示文摘Thyroid cancer (TC) is the most common endocrine system cancer, of note, the overall survival of TC in China is suboptimal when comparing with the developed countries such as US (84.3%vs.98.3%), posing a great challenge among professionals involved in this field.Standardization of its diagnosis and treatment not only provides the basis for all the care givers to promote the entire level of TC management, but also is helpful in shortening the distance between China and other developed countries. 10Impact of crystal orientation and surface scattering on DG-MOSFETs in quasi-ballistic region显示文摘The characteristics of nano scale n-type double gate MOSFETs with(100) and(110) surfaces are studied using 3 D full band ensemble Monte Carlo simulator. The anisotropic surface scattering mechanism is investigated. The(100) case is sensitive to the gate voltage more than the(110) case. The impact of crystal orientation and surface scattering on transport features mainly reflects in the carrier velocity distribution. 11Calibration of drift-diffusion model in quasi-ballistic transport region for Fin FETs显示文摘In the past few years, conventional digital IC technologies have developed rapidly and the device structures have shrunk down to the quasi-ballistic region which strongly affects the device characteristics.The usage of the steady-state transport model and the parameters of the drift-diffusion(DD) method may not correctly model the performance of these devices, including the velocity distributions of the carriers. Several previous studies have suggested modifying the transport parameters of the DD model to continue using it in the quasi-ballistic region. In this paper, a Monte Carlo(MC) simulator is used to calibrate the transport parameters of the DD model for silicon Fin FETs. The device features obtained via the parameter-calibrated DD model fit well with the MC simulator.
