1Si-substrate vertical-structure InGaN/GaN micro-LED-based photodetector for beyond 10 Gbps visible light communication显示文摘Visible light communication(VLC)has emerged as a promising communication method in 6G.However,the development of receiving devices is much slower than that of transmitting devices,limited by materials,structures,and fabrication.In this paper,we propose and fabricate an InGaN/GaN multiple-quantum-well-based vertical-structure micro-LED-based photodetector(μPD)on a Si substrate.A comprehensive comparison of the photoelectrical performance and communication performance of three sizes ofμPDs,10,50,and 100μm,is presented.The peak responsivity of all threeμPDs is achieved at 400 nm,while the passband full-widths at half maxima are 87,72,and 78 nm for 10,50,and 100μmμPDs,respectively.The−20 dB cutoff bandwidth is up to 822 MHz for 50μmμPD.A data rate of 10.14 Gbps is experimentally demonstrated by bit and power loading discrete multitone modulation and the proposed digital pre-equalizer algorithm over 1 m free space utilizing the self-designed 4×450μmμPD array as a receiver and a 450 nm laser diode as a transmitter.This is the first time a more than 10 Gbps VLC system has been achieved utilizing a GaN-based micro-PD,to the best of our knowledge.The investigation fully demonstrates the superiority of Si substrates and vertical structures in InGaN/GaNμPDs and shows its great potential for high-speed VLC links beyond 10 Gbps.JIANYANG SHI ZENGYI XU WENQING NIU DONG LI XIAOMING WU ZIWEI LI JUNWEN ZHANG CHAO SHEN GUANGXU WANG XIAOLAN WANG JIANLI ZHANG FENGYI JIANG SHAOHUA YU NAN CHI 2022Photonics Research2022,10,10:5

4mDRA-6与尼美舒利对人肝癌细胞系SMMC-7721细胞的协同杀伤效应(英文)显示文摘Objective: The aim of this work was to evaluate anti-tumor effects of mDRA-6 plus nimesulide on a human hepatocellular cancer cell line, SMMC-7721, and study the main mechanisms. Methods: The DR5 receptor of SMMC-7721 cells was detected by flow cytometry (FCM). For further experimental application, SMMC-7721 cells were treated with proper dose of mDRA-6, nimesulide, or mDRA-6 plus 200 μmol/L nimesulide; untreated SMMC-7721 cells were comparably set as control. Cytotoxicity was tested by MTT assay; cell morphology was examined using Hoechst 33258 staining; and apoptosis was determined by FCM. Results: The positive rate of DR5 on SMMC-7721 was 95.0%. Either mDRA-6 or nimesulide alone induces SMMC-7721 cell death in a dose-dependent manner. Treatment of 1,600 ng/mL mDRA-6 for 12h led to a cell-death rate of 35.0%, while an increased cell-death rate (91.1%) was found under the same condition of mDRA-6 treatment supple- mented with 200 μmol/L nimesulide. Hoechst 33258 and Annexin V/PI staining confirmed apoptosis as the main cause of this anti-tumor response. 5Study on the resource utilization of high fluorine-containing organic waste through fluidized incineration显示文摘In this study,the method of fluidized incineration and water washing to recover hydrogen fluoride(HF)was proposed to dispose of high fluorine-containing organic waste.The resource utilization of the waste was investigated in a fluidized bed incinerator with a disposal capability of 10 t/d.The evolution characteristics of fluorine,operation conditions of the incineration system,absorption coefficient for HF by water washing,and HF corrosion during combustion were assessed.The results showed that HF and fluorocarbons were detected as the initial gaseous fluorides released during combustion.The release of HF could be divided into three stages,in which HF was generated from the volatilization of HF in the waste and the hydrolysis of fluorine in water-soluble salts(60–220℃),oxidative decomposition of fluorinated organic components and residual carbon(220–800℃),and hydrolysis of insoluble fluorinated inorganic minerals(800–1000℃).Fluorocarbons could be destroyed through reactions with free radicals H,O,and OH or through single-molecule decomposition.Enhancing the temperature in the furnace and increasing the content of oxygen and hydrogen in the incineration materials were conducive to reducing the generation of fluorocarbons.By sampling and analyzing the bottom slag,bag filter ash and exhaust gas during the field test,the relevant pollutant discharge could meet the national emission standards.The waste heat utilization of high-temperature flue gas and the recovery of hydrofluoric acid and hydrochloric acid were realized.In the recovery of HF by water washing,the total absorption coefficients for 1#to 4#packed absorbers were 52.38 kg/(h m^(2)),39.96 kg/(h m^(2)),5.98 kg/(h m^(2))and 3.89 kg/(h m^(2)),respectively.In the actual operation,alumina showed good corrosion resistance to high-temperature HF and could be used as bed materials or refractory materials.Low-temperature corrosion of HF occurred in the quenching heat exchanger,which was damaged after 6 months of continuous operation.High-temperature corrosion of HF occurred in the waste heat boiler.No significant corrosion was observed in the 24 months of operation.Wenhan Li Zengyi Ma Jianhua Yan Qianming Huang Xingjian Wen Zian Zhai Bochen Huang Shuang Wang Yongqiang Chen 2022Waste Disposal and Sustainable Energy2022,4,2:0
6Research on Remote Fault Detection System of Ceramic Kiln Based on 5G and IoT Technologies显示文摘In order to overcome the defects of the existing technology that the detection of ceramic electric kiln faults takes a long time and costs a lot,an electric kiln control and fault detection device was designed.The working process of the device includes detection module,control module,start⁃stop module and switch module.The detection module detects the resistance circuit and sends a fault signal to the control module.The control module generates stop signal and fault information according to the fault signal,and starts the electric kiln when the fault signal is not received within the preset time.The start⁃stop module can monitor the internal temperature of the electric kiln and control the closing status of the switch module.The switch module is used to control the connection status of AC power and each resistance circuit in the kiln.Based on the 5G DTU or 5G module,the control module could send the information to mobile terminal under the ultra⁃reliable and low⁃latency communication(uRLLC)technical characteristics of 5G communication.LI Tao ZHAO Zengyi YU Zhongzhan 2023International Journal of Plant Engineering and Management2023,28,2:0

11Integrated proteogenomic characterization across major histological types of pituitary neuroendocrine tumors显示文摘Pituitary neuroendocrine tumor(PitNET)is one of the most common intracranial tumors.Due to its extensive tumor heterogeneity and the lack of high-quality tissues for biomarker discovery,the causative molecular mechanisms are far from being fully defined.Therefore,more studies are needed to improve the current clinicopathological classification system,and advanced treatment strategies such as targeted therapy and immunotherapy are yet to be explored.Here,we performed the largest integrative genomics,transcriptomics,proteomics,and phosphoproteomics analysis reported to date for a cohort of 200 PitNET patients.Genomics data indicate that GNAS copy number gain can serve as a reliable diagnostic marker for hyperproliferation of the PIT1 lineage.Proteomics-based classification of PitNETs identified 7 clusters,among which,tumors overexpressing epithelial-mesenchymal transition(EMT)markers clustered into a more invasive subgroup.Further analysis identified potential therapeutic targets,including CDK6,TWIST1,EGFR,and VEGFR2,for different clusters.Immune subtyping to explore the potential for application of immunotherapy in PitNET identified an association between alterations in the JAK1-STAT1-PDL1 axis and immune exhaustion,and between changes in the JAK3-STAT6-FOS/JUN axis and immune infiltration.These identified molecular markers and alternations in various clusters/subtypes were further confirmed in an independent cohort of 750 PitNET patients.This proteogenomic analysis across traditional histological boundaries improves our current understanding of PitNET pathophysiology and suggests novel therapeutic targets and strategies.Fan Zhang Qilin Zhang Jiajun Zhu Boyuan Yao Chi Ma Nidan Qiao Shiman He Zhao Ye Yunzhi Wang Rui Han Jinwen Feng Yongfei Wang Zhaoyu Qin Zengyi Ma Kai Li Yichao Zhang Sha Tian Zhengyuan Chen Subei Tan Yue Wu Peng Ran Ye Wang Chen Ding Yao Zhao 2022Cell Research2022,32,12:0
