1Au plasmon enhanced high performance β-Ga_2O_3 solar-blind photo-detector显示文摘Surface plasmon polariton(SPP) is electro-magnetic wave coupled to free electron oscillations near the surface of metal, and has been used to improve the photoelectric properties in many optoelectronic devices. In the present study, the Au nanoparticles(NPs)/β-Ga_2O_3 composite thin film was fabricated through depositing Au ultra-thin film on the β-Ga_2O_3 thin film followed by post-thermal treatment. Compared to bare β-Ga_2O_3 thin film, a significant absorption around 510 nm, which is attributed to SPP of Au NPs, was observed in the UV–vis spectrum of Au NPs/β-Ga_2O_3 composite thin film. 5Oxygen vacancies modulating self-powered photoresponse in PEDOT:PSS/ε-Ga_(2)O_(3)heterojunction by trapping effect显示文摘Can the modulation effect of charge-carrier transfer be inherited from a single layer to its heterojunction structure?Certainly,the answer is yes.Herein,we experimentally verify that the photodetection performance modulation effect of oxygen vacancy(Vo)is transmitted from theε-Ga_(2)O_(3)layer to the PEDOT:PSS/ε-Ga_(2)O_(3)(PGO)hybrid heterojunction.By adopting the annealedε-Ga_(2)O_(3)films,whose Voconcentrations are remolded by annealing ambients,the constructed PGO photodetectors(PDs)demonstrate regulable self-powered performance.As the V_(o)defects decrease,the photodetection properties are effectively enhanced with a high photo-to-dark current ratio of 2.37×10^(7),an excellent on/off switching ratio of 6.45×10^(5),fast rise/decay time of 121/72 ms,a large responsivity of 67.9 m A/W,superior detectivity of 9.2×10^(13)Jones,an outstanding external quantum efficiency of 33.2%,and a high rejection ratio(R_(250)/R_(400))of 5.96×10^(6)at 0 V in PGO-O;PD.The better photoresponse is attributed to the less V_(o)defect concentration in theε-Ga_(2)O_(3)layer,which could favor the lower electron-trapping probability and a more efficient charge-carrier transfer.Considering the universality of V_(o)defects in oxide materials,the proposed regulation strategy of photoresponse will open the route of high self-powered performance for next-generation ultraviolet PDs.LI Shan YUE JianYing LU Chao YAN ZuYong LIU Zeng LI PeiGang GUO DaoYou WU ZhenPing GUO YuFeng TANG WeiHua 2022Science China(Technological Sciences)2022,65,3:1
6Effect of controlled-release urea on heavy metal mobility in a multimetal-contaminated soil显示文摘Controlled-release N fertilizers can affect the availability of heavy metals in the contaminated paddy soil.A soil incubation experiment was conducted to investigate the effects of prilled urea(PU),S-coated urea(SCU),and polymer-coated urea(PCU)on the solubility and availability of heavy metals Cd,Pb,Cu,and Zn in a multimetal-contaminated soil.The results showed that the application of different coated urea significantly affected the solubility and availability of heavy metals.At 5 d of incubation,the application of PU,SCU,and PCU had significantly decreased the concentrations of water-soluble and available Cd,Pb,Cu,and Zn,when compared with the control.At 60 d of incubation,the depletory effects of PU on water-soluble and available heavy metals had reduced,and the initial decrease in the concentrations of water-soluble Cd,Pb,Cu,and Zn caused by SCU had changed to an increase.The concentrations of water-soluble Pb,Cu,and Zn in the SCU-treated soil were higher than those in the control.Application with PCU led to a higher water-soluble Cu than that in the control,while the available Cd,Pb,and Zn were lower than those in the control.The effect of different coated urea was much stronger on the water solubility of the heavy metals than on their availability.The effects of controlled-release urea on the transformation of heavy metals resulted in changes in the concentrations of NH4^+,water-soluble SO4^2-,and soil p H.The results further suggested that PCU could be used in dry farming operations in multimetal-contaminated acid soils.Chao XU Qian XIANG Qihong ZHU Hanhua ZHU Daoyou HUANG Yangzhu ZHANG 2020Pedosphere2020,30,2:0
7Infective myositis A one-case report显示文摘BACKGROUND: Infective myositis is rare. The retrospective report of clinical data and symptoms from one patient with infective myositis will hopefully provide more information for clinicians in the diagnosis of this disease. METHODS: A male patient, 65 years old, was admitted with 'fever and muscle pain since four days ago, accompanied by inertia of all limbs for one day', to the First Department of Neurology, Guangdong Provincial Hospital of Traditional Chinese Medicine on April 25th, 2005. Following admission, a history of diseases was record, and detailed physical and neurological examinations were performed. During the examination, symmetrical myasthenia appeared, tendon reflex disappeared, and creatine kinase levels were increased 500 times higher than normal. The patient was primarily diagnosed with hypokalemic periodic paralysis, myositis, Guillain-Barre syndrome, and upper respiratory infection. Subsequently, the patient was treated with the following: cefuroxime for infection, potassium supplements, breviscapin for promoting blood circulation through the removal of stasis, and ATP/CO-A for myocardial nutrition. Antiviral drugs were not administered. However, laboratory samples were continuously monitored. Creatine kinase levels decreased to normal, and muscle pain was obviously relieved following antibiotics treatment. The results led to a final diagnosis of infective myositis. RESULTS: Four days after treatment (April 29th), muscular tenderness and throat congestion were obviously improved (+/-). The neurological examination showed the patient was conscious, cooperated with treatment, and had normal intellect. No abnormalities of the cranial nerve were observed upon examination. Proximal and distal muscle strength and muscular tensions of the four limbs were all normal. Reflexes of the right biceps brachii muscle and its tendon were decreased, and knee tendon and Achilles tendon reflex were not induced. A Babinski reflex was not detected. The neurological examination presented no abnormalities, and the related creatine kinases were within normal range by re-examination at 2 weeks, and 1 and 3 months after discharge. CONCLUSION: A diagnosis of infective myositis should be considered for patients with clear prodromes of infection, that include symptoms of periodic paralysis and elevated creatine kinase levels. 8Ultrahigh-performance planar β-Ga2O3 solar-blind Schottky photodiode detectors显示文摘The low dark current, high responsivity and high specific detectivity could be preferably achieved in detectors based on junctions, owing to the efficient constraint of carriers. Compared with the other junctions, planar Schottky junctions have simple structures and technological demands and are easy integrated. Herein, in this work, we prepared the β-Ga_(2)O_(3) thin film by metalorganic chemical vapor deposition method to construct planar Ti/β-Ga2O3/Ni Schottky photodiode detectors with different onstate resistances. Fortunately, all the devices exhibit state-of-the-art performances, such as responsivity of 175–1372 A W^(-1),specific detectivity of 10^(14) Jones and external quantum efficiency of 85700%–671500%. 9Correlating plasma endothelin-1 and beta-endorphin levels to nine risk factors of acute cerebral infarction显示文摘BACKGROUND: Several studies have confirmed that endothelin and endorphin are involved in the occurrence of cerebral vasospasm. However,the correlation of these factors to acute cerebral infarction-related risk factors needs to be confirmed. OBJECTIVE: To detect endothelin-1 (ET-1) and beta-endorphin (β-EP) levels in plasma of patients with acute cerebral infarction,and to analyze the correlations of these factors to smoking,alcohol abuse,hypertension,diabetes mellitus,diseased region,diseased degree,gender,and other factors related to acute cerebral infarction. DESIGN: A case-control observation. SETTING: First Department of Neurology,Guangdong Hospital of Traditional Chinese Medicine; Department of Neurology,Second Affiliated Hospital of Sun Yat-sen University. PARTICIPANTS: Sixty-nine inpatients with acute cerebral infarction were admitted to the Department of Neurology,Second Affiliated Hospital of Sun Yat-sen University (March 2003-January 2004) and First Department of Neurology,Guangdong Hospital of Traditional Chinese Medicine (March-July 2004) and recruited for this study. All 69 inpatients corresponded to the diagnosis criteria of acute cerebral infarction,formulated in the National Working Conference of Cerebrovascular Disease in 1998,and were confirmed as acute cerebral infarction by CT/MRI. The patient group consisted of 35 males (64±12) years old and 34 females (67±13 ) years old. Among them,9 patients were smokers,7 were alcohol users,48 had a history of hypertension,and 16 had a history of diabetes mellitus. CT/MRI examinations revealed that 35 patients presented with left focus sites,11 with right ones and 23 with bilateral ones. Following attack,24 patients had Barthel Index Scale grading < 40 points,21 patients 40-60 points,and 24 patients > 60 points. An additional 59 healthy individuals,who received health examinations simultaneously,were included as controls. Among the control subjects,there were 37 males (62±10) years old and 22 females (65±11) years old. Among them,7 patients were smokers,and 6 were alcohol users. All controls had no history of stroke,hypertension,or diabetes mellitus. Informed consents of laboratory measurements were obtained from all subjects,and this study was approved by the Hospital Ethics Committee. METHODS: ① Following admission,all subjects were scored by Barthel Index Scale (BIS) and Hamilton Depression Scale. Meanwhile,hypertension,diabetes mellitus,gender,smoking,drinking,and other conditions were recorded. CT/MRI examination was conducted to identify the focus site. ② On the 2nd day after admission,ET-1 and β-EP plasma levels were measured with an automatic ET-1 and β-EP analysis kit. MAIN OUTCOME MEASURES: ET-1 and β-EP plasma levels and their correlation to acute cerebral infarction-related factors. RESULTS: Sixty-nine patients with acute cerebral infarction,and an additional 59 healthy individuals participated in the final analysis. ① ET-1 (63.80±27.65) ng/L vs. (46.50±9.36) ng/L,P < 0.05 and β-EP (94.18±33.94) mg/L vs. (51.87±23.43) mg/L,P < 0.05 levels of the patient group were obviously higher than respective values of the control group. ② The ET-1 and β-EP levels of patients with cerebral infarction did not correlate to hypertension,diabetes mellitus,BIS,depression,cerebral infarct focus,disease course,gender,smoking or drinking (P > 0.05). 11Band-gap tunable(Ga_(x)In_(1−x))_(2)O_(3)layer grown by magnetron sputtering显示文摘Multicomponent oxide(Ga_(x)In_(1−x))_(2)O_(3)films are prepared on(0001)sapphire substrates to realize a tunable band-gap by magnetron sputtering technology followed by thermal annealing.The optical properties and band structure evolution over the whole range of compositions in ternary compounds(Ga_(x)In_(1−x))_(2)O_(3)are investigated in detail.The X-ray diffraction spectra clearly indicate that(Ga_(x)In_(1−x))_(2)O_(3)films with Ga content varying from 0.11 to 0.55 have both cubic and monoclinic structures,and that for films with Ga content higher than 0.74,only the monoclinic structure appears.The transmittance of all films is greater than 86%in the visible range with sharp absorption edges and clear fringes.In addition,a blue shift of ultraviolet absorption edges from 380 to 250 nm is noted with increasing Ga content,indicating increasing band-gap energy from 3.61 to 4.64 eV.The experimental results lay a foundation for the application of transparent conductive compound(Ga_(x)In_(1−x))_(2)O_(3)thin films in photoelectric and photovoltaic industry,especially in display,light-emitting diode,and solar cell applications.Fabi ZHANG Jinyu SUN Haiou LI Juan ZHOU Rong WANG Tangyou SUN Tao FU Gongli XIAO Qi LI Xingpeng LIU Xiuyun ZHANG Daoyou GUO Xianghu WANG Zujun QIN 2021Frontiers of Information Technology & Electronic Engineering2021,22,10:0
12Self-healing wearable self-powered deep ultraviolet photodetectors based on Ga_(2)O_(3)显示文摘Gallium oxide(Ga_(2)O_(3))based flexible heterojunction type deep ultraviolet(UV)photodetectors show excellent solar-blind photoelectric performance,even when not powered,which makes them ideal for use in intelligent wearable devices.How-ever,traditional flexible photodetectors are prone to damage during use due to poor toughness,which reduces the service life of these devices.Self-healing hydrogels have been demonstrated to have the ability to repair damage and their combination with Ga_(2)O_(3) could potentially improve the lifetime of the flexible photodetectors while maintaining their performance.Herein,a novel self-healing and self-powered flexible photodetector has been constructed onto the hydrogel substrate,which exhibits an excellent responsivity of 0.24 mA/W under 254 nm UV light at zero bias due to the built-in electric field originating from the PEDOT:PSS/Ga_(2)O_(3) heterojunction.The self-healing of the Ga_(2)O_(3) based photodetector was enabled by the reversible property of the synthesis of agarose and polyvinyl alcohol double network,which allows the photodetector to recover its original configu-ration and function after damage.After self-healing,the photocurrent of the photodetector decreases from 1.23 to 1.21μA,while the dark current rises from 0.95 to 0.97μA,with a barely unchanged of photoresponse speed.Such a remarkable recov-ery capability and the photodetector’s superior photoelectric performance not only significantly enhance a device lifespan but also present new possibilities to develop wearable and intelligent electronics in the future.Chao Wu Huaile He Haizheng Hu Aiping Liu Shunli Wang Daoyou Guo Fengmin Wu 2023Journal of Semiconductors2023,44,7:0
