| 1 | Studies of key technologies for CdTe solar modules显示文摘In this paper, CdS thin films, which act as the window layer and n-type partner to the p-type CdTe layer, were prepared by chemical bath deposition (CBD). CdTe thin films were deposited by the close-spaced sublimation (CSS) method. To obtain high-quality back contacts, a Te-rich layer was created with chemical etching and back contact materials were applied after CdTe annealing. The results indicate that the ZnTe/ZnTe:Cu complex layers show superior performance over other back contacts. Finally, by using laser scribing and mechanical scribing, the CdTe mini-modules were fabricated, in which a glass/SnO2:F/CdS/CdTe/ZnTe/ZnTe:Cu/Ni solar module with a PWQC-confirmed total-area efficiency of 7.03% (54 cm2) was achieved. | LI Wei FENG LiangHuan ZHANG JingQuan WU LiLi CAI YaPing ZHENG JiaGui CAI Wei LI Bing LEI Zhi | 2008 | Science China(Technological Sciences)2008,51,1: | 5 |

| 5 | Mid-infrared hyperchaos of interband cascade lasers显示文摘Chaos in nonlinear dynamical systems is featured with irregular appearance and with high sensitivity to initial conditions.Near-infrared light chaos based on semiconductor lasers has been extensively studied and has enabled various applications.Here,we report a fully-developed hyperchaos in the mid-infrared regime,which is produced from interband cascade lasers subject to the external optical feedback.Lyapunov spectrum analysis demonstrates that the chaos exhibits three positive Lyapunov exponents.Particularly,the chaotic signal covers a broad frequency range up to the GHz level,which is two to three orders of magnitude broader than existed mid-infrared chaos solutions.The interband cascade lasers produce either periodic oscillations or low-frequency fluctuations before bifurcating to hyperchaos.This hyperchaos source is valuable for developing long-reach secure optical communication links and remote chaotic Lidar systems,taking advantage of the high-transmission windows of the atmosphere in the mid-infrared regime. | Yu Deng Zhuo-Fei Fan Bin-Bin Zhao Xing-Guang Wang Shiyuan Zhao Jiagui Wu Frédéric Grillot Cheng Wang | 2022 | Light(Science & Applications)2022,11,1: | 1 |

| 7 | Effect of ZnTe/ZnTe:Cu complex back-contact on device characteristics of CdTe solar cells显示文摘ZnTe/ZnTe:Cu complex layers deposited by vacuum co-evaporation have been in- troduced to CdS/CdTe solar cells. The C-V and I-V curves have been investigated and the effects of un-doped ZnTe layer thickness as well as annealing temperatures on I-V characteristics of CdTe solar cells have been studied. The results show that the “roll over” and “cross over” phenomena of dark and light I-V curves can be eliminated by use of ZnTe/ZnTe:Cu layer and the fill factor for a typical sample has increased to 73%, where there is no high resistance transparent layer. | 8 | Massive and parallel 10 Tbit/s physical random bit generation with chaotic microcomb显示文摘Ultrafast physical random bit(PRB)generators and integrated schemes have proven to be valuable in a broad range of scientifc and technological applications.In this study,we experimentally demonstrated a PRB scheme with a chaotic microcomb using a chip-scale integrated resonator.A microcomb contained hundreds of chaotic channels,and each comb tooth functioned as an entropy source for the PRB.First,a 12 Gbits/s PRB signal was obtained for each tooth channel with proper post-processing and passed the NIST Special Publication 800-22 statistical tests.The chaotic microcomb covered a wavelength range from 1430 to 1675 nm with a free spectral range(FSR)of 100 GHz.Consequently,the combined random bit sequence could achieve an ultra-high rate of about 4 Tbits/s(12 Gbits/s×294=3.528 Tbits/s),with 294 teeth in the experimental microcomb.Additionally,denser microcombs were experimentally realized using an integrated resonator with 33.6 GHz FSR.A total of 805 chaotic comb teeth were observed and covered the wavelength range from 1430 to 1670 nm.In each tooth channel,12 Gbits/s random sequences was generated,which passed the NIST test.Consequently,the total rate of the PRB was approximately 10 Tbits/s(12 Gbits/s×805=9.66 Tbits/s).These results could ofer potential chip solutions of Pbits/s PRB with the features of low cost and a high degree of parallelism. | Yuqi Hu Qingsong Bai Xi Tang Wei Xiong Yilu Wu Xin Zhang Yanlan Xiao Runchang Du Leiji Liu Guangqiong Xia Zhengmao Wu Junbo Yang Heng Zhou Jiagui Wu | 2023 | Frontiers of Optoelectronics2023,16,3: | 0 |

| 10 | Electrically pumped optomechanical beam GaN-LED accelerometer based on the quantum-confined Stark effect显示文摘Micro-nano optomechanical accelerometers are widely used in automobile,aerospace,and other industrial applications.Here,we fabricate mechanical sensing components based on an electrically pumped GaN light-emitting diode(LED)with a beam structure.The relationship between the blueshift of the electroluminescence(EL)spectra and the deformation of the GaN beam structure based on the quantum-confined Stark effect(QCSE)of the InGaN quantum well(QW)structure is studied by introducing an extra mass block.Under the equivalent acceleration condition,in addition to the elastic deformation of GaN-LED,a direct relationship exists between the LED’s spectral shift and the acceleration’s magnitude.The extra mass block(gravitational force:7.55×10^(-11)N)induced blueshift of the EL spectra is obtained and shows driven current dependency.A polymer sphere(PS;gravitational force:3.427×10^(-12)N)is placed at the center of the beam GaN-LED,and a blueshift of 0.061 nm is observed in the EL spectrum under the injection current of 0.5 mA.The maximum sensitivity of the acceleration is measured to be 0.02 m∕s^(2),and the maximum measurable acceleration is calculated to be 1.8×10^(6)m∕s^(2).It indicates the simultaneous realization of high sensitivity and a broad acceleration measurement range.This work is significant for several applications,including light force measurement and inertial navigation systems with high integration ability. | GANGYI ZHU XIN JI ZHENFU ZHANG XINGCAN YAN YING YANG FEIFEI QIN XIN LI JIAGUI WU XIAOJUAN SUN JUNBO YANG YONGJIN WANG | 2023 | Photonics Research2023,11,9: | 0 |
