2InGaN metal-insulator-semiconductor photodetector using Al_2O_3 as the insulator显示文摘In this paper,an InGaN metal-insulator-semiconductor(MIS) photodetector with an ultra-thin Al2O3 insulation layer deposited by atomic layer deposition(ALD) was studied.A high photoelectric responsivity of 0.25 A/W and a spectral responsivity rejection ratio of about three orders of magnitude at 1 V reverse bias were achieved for this MIS photodetector.The dominant carrier transport mechanism in the InGaN MIS photodetectors is submitted to the space charge limited current(SCLC) mechanism at high field and exhibits an Ohmic-like conduction at low electric field.The results indicate that the ultra-thin Al2O3 film deposited by the ALD technique can act as an excellent insulation dielectric for the InGaN photodetectors.ZHANG KaiXiao MA AiBin JIANG JingHua XU Yan TAI Fei GONG JiangFeng ZOU Hua ZHU WeiHua 2013Chinese Science Bulletin2013,58,7:4

5Hot Tearing Behavior of Mg-Gd-Y-X Alloys显示文摘Mg-Gd-Y-Zr alloy castings are widely used in the aerospace field owing to their high strength and excellent creep resistance.The castability of these alloys is also an important consideration for engineering application.Thus,the hot tearing susceptibilities(HTSs)of Mg-10Gd-1Y-1Zn-0.5Zr(VW91)alloy and Mg-10Gd-2Y-1Zn-0.5Zr(VW92)alloy are investigated with a constrained rod casting(CRC)mold.The microstructures and fracture surface are characterized by optical microscope and scanning electron microscope.The results unveil that the HTS of VW92alloy is lower than that of VW91 alloy.The microstructures indicate that obvious tears can be observed in VW91 alloy,while the tears in VW92 alloy are tiny.The tear feeding and healing by eutectic are also observed in VW91 and VW92alloys.Therefore,the lower hot tearing susceptibility of VW92 alloy is mainly attributed to the high amount of eutectic which feeds and heals tears.Besides,the effects of the coefficient of thermal expansion(CTE)and the fluidity of VW91 and VW92 alloys on their HTSs are discussed.LIAO Jinge LI Chengxing ZOU Wenbing KANG Jing SONG Jiangfeng JIANG Bin ZHAO Hua YANG Zhiyuan PAN Fusheng 2022上海航天(中英文)2022,39,1:0
6A 5M Synchronization Mechanism for Digital Twin Shop-Floor显示文摘In recent years,as a promising way to realize digital transformation,digital twin shop-floor(DTS)plays an impor-tant role in smart manufacturing.The core feature of DTS is the synchronization.How to implement and maintain the synchronization is critical for DTS.However,there is still a lack of a common definition for synchronization in DTS.Besides,a systematic synchronization mechanism for DTS is strongly needed.This paper first summarizes the defi-nition and requirements of synchronization in DTS,to clarify the understanding of synchronization in DTS.Then,a 5M synchronization mechanism for DTS is proposed,where 5M refers to multi-system data,multi-fidelity model,multi-resource state,multi-level state,and multi-stage operation.As a bottom-up synchronization mechanism,5M synchronization mechanism for DTS has the potential to support DTS to achieve and maintain physical-virtual state synchronization,and to realize operation synchronization of DTS.The implementation methods of 5M synchronization mechanism for DTS are also introduced.Finally,the proposed synchronization mechanism is validated in a digital twin satellite assembly shop-floor,which proves the effectiveness and feasibility of the mechanism.Weiran Liu Jiangfeng Cheng Zhiwen Wen Xiaofu Zou Zhaozong Wang Hongting Liu Fei Tao 2023Chinese Journal of Mechanical Engineering2023,36,6:0
