1Growth and characterization of 0.8-μm gate length AlGaN/GaN HEMTs on sapphire substrates显示文摘AlGaN/GaN high electron mobility transistor (HEMT) structures were grown on 2 inch sapphire substrates by MOCVD, and 0.8-μm gate length devices were fabricated and measured. It is shown by resistance mapping that the HEMT structures have an average sheet resistance of approximately 380 ?/sq with a uniformity of more than 96%. The 1-mm gate width devices using the materials yielded a pulsed drain current of 784 mA/mm at Vgs=0.5 V and Vds=7 V with an extrinsic transconductance of 200 mS/mm. A 20-GHz unity current gain cutoff frequency (?T ) and a 28-GHz maximum oscillation frequency (?max) were obtained. 3Corrosion mechanism of micro-arc oxidation treated biocompatible AZ31 magnesium alloy in simulated body fluid显示文摘The rapid degradation of magnesium(Mg) based alloys has prevented their further use in orthopedic trauma fixation and vascular intervention,and therefore it is essential to investigate the corrosion mechanism for improving the corrosion resistance of these alloys. In this work, the effect of applied voltage on the surface morphology and the corrosion behavior of micro-arc oxidation(MAO) with different voltages were carried out to obtain biocompatible ceramic coatings on AZ31 Mg alloy. The effects of applied voltage on the surface morphology and the corrosion behavior of MAO samples in the simulated body fluid(SBF) were studied systematically. Scanning electron microscope(SEM) and X-ray diffractometer(XRD)were employed to characterize the morphologies and phase compositions of coating before and after corrosion. The results showed that corrosion resistance of the MAO coating obtained at 250 V was better than the others in SBF. The dense layer of MAO coating and the corrosion precipitation were the key factors for corrosion behavior. The corrosion of precipitation Mg(OH)2and the calcium phosphate(Ca–P) minerals on the surface of MAO coatings could enhance their corrosion resistance effectively. 4A multi-axis robot-based bioprinting system supporting natural cell function preservation and cardiac tissue fabrication显示文摘Despite the recent advances in artificial tissue and organ engineering,how to generate large size viable and functional complex organs still remains as a grand challenge for regenerative medicine.Three-dimensional bioprinting has demonstrated its advantages as one of the major methods in fabricating simple tissues,yet it still faces difficulties to generate vasculatures and preserve cell functions in complex organ production.Here,we overcome the limitations of conventional bioprinting systems by converting a six degree-of-freedom robotic arm into a bioprinter,therefore enables cell printing on 3D complex-shaped vascular scaffolds from all directions.We also developed an oil bath-based cell printing method to better preserve cell natural functions after printing.Together with a self-designed bioreactor and a repeated print-and-culture strategy,our bioprinting system is capable to generate vascularized,contractible,and long-term survived cardiac tissues.Such bioprinting strategy mimics the in vivo organ development process and presents a promising solution for in vitro fabrication of complex organs.Zeyu Zhang Chenming Wu Chengkai Dai Qingqing Shi Guoxin Fang Dongfang Xie Xiangjie Zhao Yong-Jin Liu Charlie CLWang Xiu-Jie Wang 2022Bioactive Materials2022,7,12:4
5Ordered mesoporous NiFe_2O_4 with ultrathin framework for low-ppb toluene sensing显示文摘Highly sensitive and selective detection against specific target gases,especially at low-ppb(part per billion)level,remain a great number of challenges in gas sensor applications.In this paper,we first present an ordered mesoporous NiFe_2O_4 for highly sensitive and selective detection against low-ppb toluene.A series of mesoporous NiFe_2O_4 materials were synthesized by templating from mesoporous silica KIT-6 and its framework thickness was reduced from 8.5 to 5 nm by varying the pore size of KIT-6 from 9.4 to 5.6 nm,accompanied with the increase of the specific surface area from 134 to 216 m^2g^(-1).The ordered mesoporous NiFe_2O_4 with both ultrathin framework of 5 nm and large specific surface area of up to 216 m^2g^(-1)exhibits a highest response(R_(gas)/R_(air)-1=77.3)toward 1,000 ppb toluene at 230℃ and is nearly 7.3 and 76.7 times higher than those for the NiFe_2O_4 replica with thick framework and its bulk counterpart respectively,which also possesses a quite low limit of detection(<2 ppb),and good selectivity.Xiaoyong Lai Kun Cao Guoxin Shen Ping Xue Dan Wang Fang Hu Jianli Zhang Qingfeng Yang Xiaozhong Wang 2018Science Bulletin2018,63,3:3

8A meta-analysis of caspase-8-652 6N del polymorphism and digestive tract cancer risk显示文摘Caspase-8(CASP8) is one key regulator of apoptosis of T lymphocytes and is encoded by the CASP8 gene. It has been reported that the six-nucleotide deletion polymorphism(-652 6 N del) of the CASP8 gene had effect on some cancer risk. Few studies explored the association between CASP8 gene polymorphism and digestive tract cancer risk.To evaluate the association between the CASP8-652 6 N del polymorphism and the risk of digestive tract cancer, we conducted this meta-analysis. We found that CASP8-652 6 N del polymorphism was associated with a significantly reduced risk of digestive tract cancer in the co-dominant model(del/del vs. ins/ins: OR= 0.82, 95%CI= 0.72-0.95;del/ins vs. ins/ins: OR = 0.92,95%CI = 0.87-0.97;dominant model(del/ins + del/del vs. ins/ins: OR = 0.91,95%CI =0.87-0.96, recessive model: del/del vs. del/ins + ins/ins: OR = 0.85, 95%CI = 0.75-0.97). In the stratified analysis by cancer types, we found that all genetic models had protective effect on gastric cancer. Similar results were observed for colorectal cancer under heterozygote comparison and dominant model, but not under homozygote comparison or recessive model. In addition, a significantly decreased risk was found on esophageal cancer for most genetic models,except heterozygote comparison. When stratified by ethnicity and source of control, an evidently decreased risk was identified in the Asian populations and population-based studies. 10Implication of community-level ecophysiological parameterization to modelling ecosystem productivity:a case study across nine contrasting forest sites in eastern China显示文摘Parameterization is a critical step in modelling ecosystem dynamics.However,assigning parameter values can be a technical challenge for structurally complex natural plant communities;uncertainties in model simulations often arise from inappropriate model parameterization.Here we compared five methods for defining community-level specific leaf area(SLA)and leaf C:N across nine contrasting forest sites along the North-South Transect of Eastern China,including biomass-weighted average for the entire plant community(AP_BW)and four simplified selective sampling(biomass-weighted average over five dominant tree species[5DT_BW],basal area weighted average over five dominant tree species[5DT_AW],biomass-weighted average over all tree species[AT_BW]and basal area weighted average over all tree species[AT_AW]).We found that the default values for SLA and leaf C:N embedded in the Biome-BGC v4.2 were higher than the five computational methods produced across the nine sites,with deviations ranging from 28.0 to 73.3%.In addition,there were only slight deviations(<10%)between the whole plant community sampling(AP_BW)predicted NPP and the four simplified selective sampling methods,and no significant difference between the predictions of AT_BW and AP_BW except the Shennongjia site.The findings in this study highlights the critical importance of computational strategies for community-level parameterization in ecosystem process modelling,and will support the choice of parameterization methods.Minzhe Fang Changjin Cheng Nianpeng He Guoxin Si Osbert Jianxin Sun 2024Journal of Forestry Research2024,35,1:0
11Growth and Characterization of Semi-Insulating GaN Films Grown by MOCVD显示文摘High resistivity unintentionally doped GaN films were grown on (0001) sapphire substrates by metalorganic chemical vapor deposition. The surface morphology of the layer was measured by both atomic force microscopy and scanning electron microscopy. The results show that the films have mirror-like surface morphology with root mean square of 0.3 nm. The full width at half maximum of double crystal X-ray diffraction rocking curve for (0002) GaN is about 5.22 arcmin, indicative of high crystal quality. The resistivity of the GaN epilayers at room temperature and at 250 ℃ was measured to be approximate 109 and 106 Ω·cm respectively, by variable temperature Hall measurement.
