1Research on single event transient pulse quenching effect in 90 nm CMOS technology显示文摘Since single event transient pulse quenching can reduce the SET(single event transient) pulsewidths effectively,the charge collected by passive device should be maximized in order to minimize the propagated SET.From the perspective of the layout and circuit design,the SET pulsewidths can be greatly inhibited by minimizing the layout spacing and signal propagation delay,which sheds new light on the radiation-hardened ICs(integrated circuits) design.Studies show that the SET pulsewidths of propagation are not in direct proportion to the LET(linear energy transfer) of incident particles,thus the defining of the LET threshold should be noted when SET/SEU(single event upset) occurs for the radiation-hardened design.The capability of anti-radiation meets the demand when LET is high but some soft errors may occur when LET is low.Therefore,radiation experiments should be focused on evaluating the LET that demonstrates the worst response to the circuit.QIN JunRui CHEN ShuMing LIU BiWei CHEN JianJun LIANG Bin LIU Zheng 2011Science China(Technological Sciences)2011,54,11:14

3Monthly survey of N-nitrosamine yield in a conventional water treatment plant in North China显示文摘A sampling campaign was conducted monthly to investigate the occurrence of N-nitrosamines at a conventional water treatment plant in one city in North China.The yield of N-nitrosamines in the treated water indicated precursors changed greatly after the source water switching.Average concentrations of N-nitrosodimethylamine(NDMA),N-nitrosomorpholine(NMOR),and N-nitrosopyrrolidine(NPYR) in the finished water were6.9,3.3,and 3.1 ng/L,respectively,from June to October when the Luan River water was used as source water,while those of NDMA,N-nitrosomethylethylamine(NMEA),and NPYR in the finished water were 10.1,4.9,and 4.7 ng/L,respectively,from November to next April when the Yellow River was used.NDMA concentration in the finished water was frequently over the 10 ng/L,i.e.,the notification level of California,USA,which indicated a considerable threat to public health.Weak correlations were observed between N-nitrosamine yield and typical water quality parameters except for the dissolved organic nitrogen.Chengkun Wang Shuming Liu Jun Wang Xiaojian Zhang Chao Chen 2015Journal of Environmental Sciences2015,27,12:11
4Assessing the numbers of SNPs needed to establish molecular IDs and characterize the genetic diversityof soybean cultivars derived from Tokachi nagaha显示文摘The development of a core set of SNP molecular markers that could be widely used in soybean genetic research would greatly facilitate research into the genetic diversity of soybean.We conducted an analysis of Tokachi nagaha and 137 of its descendant soybean cultivars using 4044 SNP markers with the goal of determining the appropriate number of single-nucleotide polymorphisms(SNPs)needed to construct unambiguous molecular IDs and characterize genetic diversity based on a genetic distance matrix correlation method.When the number of SNPs was held constant,the number of accession pairs that could be distinguished increased as the polymorphism informative content(PIC)value of the SNPs increased.A core panel of 20 selected SNPs from 11 linkage groups with a mean PIC value of 0.3703 and a range of 0.3640–0.3749 was able to identify almost all of the accession pairs in our study[9445 pairs(99.92%)].The eight accession pairs that could not be identified with this core SNP set all originated from the same province and some of them had the same parental cultivars.The molecular IDs of the 138 accessions were constructed using the core 20 SNPs.It is known that both the number of SNPs and PIC values should be considered when SNPs are selected for use in the analysis of genetic diversity.In this study,when the PIC value was 0.3460,the correlation coefficient between the genetic distance matrices associated with a panel of 200 SNPs and the total population was>0.800,indicating satisfactory correlation.Our high-accuracy,high-resolution core SNP panel for germplasm fingerprinting and our findings about assessing genetic diversity will likely markedly improve the management and utilization efficiency of soybean germplasm resources.Zhangxiong Liu Jun Li Xuhong Fan Nang Myint Phyu Sin Htwe Shuming Wang Wen Huang Jiyu Yang Lili Xing Lijun Chen Yinghui Li Rongxia Guan Ruzhen Chang Dechun Wang Lijuan Qiu 2017The Crop Journal2017,5,4:10

10Utilization of Coal Fly Ash for the Production of Glass-ceramics With Unique Performances: A Brief Review显示文摘Coal fly ash is an industrial by-product generated during the combustion of coal for energy production. Due to the increasing annual consumption of coal power and the serious potential environmental threats of coal fly ash, a considerable amount of research on the utilization of coal fly ash has been undertaken worldwide. Vitrification seems to be one of the most promising options for reusing this industrial waste. This paper presents a short overview of the production of unique high performance glass-ceramics using coal fly ash as a raw material. A detailed description of the methodologies for the synthesis of glass-ceramics from coal fly ash and the principal crystal phases, corresponding property and possible usage of those materials are introduced. Investigations revealed that converting coal fly ash into high performance glass-ceramic materials is a promising new approach to improve the utilization of this industrial by-product. 11Effect and mechanism of encapsulation on aging characteristics of quantum-dot light-emitting diodes显示文摘The aging characteristics,e.g.,the evolution of efficiency and luminance of quantum-dot light-emitting diodes(QLEDs)are greatly affected by the encapsulation.When encapsulated with ultraviolet curable resin,the efficiency is increased over time,a known phenomenon termed as positive aging which remains one of the unsolved mysteries.By developing a physical model and an analytical model,we identify that the efficiency improvement is mainly attributed to the suppression of hole leakage current that is resulted from the passivation of ZnMgO defects.When further encapsulated with desiccant,the positive aging effect vanishes.Tofully take the advantage of positive aging,the desiccant is incorporated after the positive aging process is completed.With the new encapsulation method,the QLED exhibits a high external quantum efficiency of 20.19%and a half lifetime of 1,267 h at an initial luminance of 2,800 cd·m^(-2),which are improved by 1.4 and 6.0 folds,respectively,making it one of the best performing devices.Our work provides an in-depth and systematic understanding of the mechanism of positive aging and offers a practical encapsulation way for realizing efficient and stable QLEDs.Zinan Chen Qiang Su Zhiyuan Qin Shuming Chen 2021Nano Research2021,14,1:5
12Single event transient pulse attenuation effect in three-transistor inverter chain显示文摘In this paper, compared with two-transistor (2T) inverter chain, the production and propagation of P-hit single event transient (SET) in three-transistor (3T) inverter chain is studied in depth based on three-dimensional numerical simulations in a 90 nm bulk complementary metal oxide semiconductor (CMOS) technology. The pulse attenuation effect is found in 3T inverter chain, and the pulse can not completely propagate through the inverter chain as LET increases. 13Flexible high energy density zinc-ion batteries enabled by binder-free MnO_(2)/reduced graphene oxide electrode显示文摘We demonstrate a rechargeable zinc-ion battery with high energy density and cyclability using MnO_(2)and reduced graphene oxide(MnO_(2)/rGO)electrode.The flexible and binder free electrode,with high MnO_(2)mass ratio(80 wt%of MnO_(2)),is fabricated using vacuum filtration without any additional additives other than rGO.Compared to batteries with conventional MnO_(2)electrodes,the Zn-MnO_(2)/rGO battery shows a significant enhanced capacity(332.2 mAh g^(-1)at 0.3 A g^(-1)),improved rate capability(172.3 mAh g^(-1)at 6 A g^(-1))and cyclability.The capacity retention remains 96%after 500 charge/discharge cycles at 6 A g^(-1).The high MnO_(2)mass ratio makes MnO_(2)/rGO electrode advantageous when the capacity is normalized to the whole electrode,particularly at high rates.The calculated gravimetric energy density of Zn-MnO_(2)/rGO battery is 33.17Wh kg^(-1),which is comparable to the existing commercial lead-acid batteries(30-40Wh kg^(-1)).Furthermore,the discharge profile and capacity of our Zn-MnO_(2)/rGO battery shows no deterioration during bending test,indicating good flexibility.As a result,zinc-ion battery is believed to be a promising technology for powering next generation flexible electronics.Yuan Huang Jiuwei Liu Qiyao Huang Zijian Zheng Pritesh Hiralal Fulin Zheng Dilek Ozgit Sikai Su Shuming Chen Ping-Heng Tan Shengdong Zhang Hang Zhou 2018npj Flexible Electronics2018,2,1:4
14A novel layout for single event upset mitigation in advanced CMOS SRAM cells显示文摘A novel layout has been proposed to reduce the single event upset(SEU) vulnerability of SRAM cells.Extensive 3-D technology computer-aided design(TCAD) simulation analyses show that the proposed layout can recover the upset-state much easier than conventional layout for larger space of PMOS transistors.For the angle incidence,the proposed layout is immune from ion hit in two plans,and is more robust against SEU in other two plans than the conventional one.The ability of anti-SEU is enhanced by at least 33% while the area cost reduced by 47%.Consequently,the layout strategy proposed can gain both reliability and area cost benefit simultaneously.QIN JunRui LI DaWei CHEN ShuMing 2013Science China(Technological Sciences)2013,56,1:4
15Effect of p-well contact on n-well potential modulation in a 90 nm bulk technology显示文摘The effect of p-well contact on the n-well potential modulation in a 90 nm bulk technology with P+ deep well is studied based on three-dimensional (3-D) TCAD device simulations. Simulation results illustrate that the p-well contact area has a great impact on the n-well potential modulation and the enhancement factor will level out as the p-well contact area increases, and that at the same time the increase of p-well doping concentration can also enhance the n-well potential modulation. However, the effect of p-well contact location on the n-well modulation is not obvious as the p-well contact distance increases. 17Comparison of heavy-ion induced SEU for D- and TMR-flip-flop designs in 65-nm bulk CMOS technology显示文摘Heavy ion experiments were performed on D flip-flop(DFF) and TMR flip-flop(TMRFF) fabricated in a 65-nm bulk CMOS process. The experiment results show that TMRFF has about 92% decrease in SEU crosssection compared to the standard DFF design in static test mode. In dynamic test mode, TMRFF shows much stronger frequency dependency than the DFF design, which reduces its advantage over DFF at higher operation frequency. At 160 MHz, the TMRFF is only 3.2× harder than the standard DFF. 18Optimal locations of monitoring stations in water distribution systems under multiple demand patterns: a flaw of demand coverage method and modification显示文摘A flaw of demand coverage method in solving optimal monitoring stations problem under multiple demand patterns was identified in this paper. In the demand coverage method, the demand coverage of each set of monitoring stations is calculated by accumulating their demand coverage under each demand pattern, and the impact of temporal distribution between different time periods or demand patterns is ignored. This could lead to miscalculation of the optimal locations of the monitoring stations. To overcome this flaw, this paper presents a Demand Coverage Index (DCI) based method. The optimization considers extended period unsteady hydrau- lics due to the change of nodal demands with time. The method is cast in a genetic algorithm framework for integration with Environmental Protection Agency Net (EPANET) and is demonstrated through example applica- tions. 203-D TCAD simulation study of the single event effect on 25 nm raised source-drain FinFET显示文摘Using Technology Computer-Aided Design(TCAD) 3-D simulation,the single event effect(SEE) of 25 nm raised source-drain FinFET is studied.Based on the calibrated 3-D models by process simulation,it is found that the amount of charge collected increases linearly as the linear energy transfer(LET) increases for both n-type and p-type FinFET hits,but the single event transient(SET) pulse width is not linear with the incidence LET and the increasing rate will gradually reduce as the LET increases.The impacts of wafer thickness on the charge collection are also analyzed,and it is shown that a larger thickness can bring about stronger charge collection.Thus reducing the wafer thickness could mitigate the SET effect for FinFET technology.QIN JunRui CHEN ShuMing CHEN JianJun 2012Science China(Technological Sciences)2012,55,6:3
