1Deep ultraviolet light-emitting diodes based on a well-ordered AlGaN nanorod array显示文摘The nanorod structure is an alternative scheme to develop high-efficiency deep ultraviolet light-emitting diodes(DUV LEDs). In this paper, we first report the electrically injected 274-nm AlGaN nanorod array DUV LEDs fabricated by the nanosphere lithography and dry-etching technique. Nanorod DUV LED devices with good electrical properties are successfully realized. Compared to planar DUV LEDs, nanorod DUV LEDs present>2.5 times improvement in light output power and external quantum efficiency. The internal quantum efficiency of nanorod LEDs increases by 1.2 times due to the transformation of carriers from the exciton to the free electron–hole, possibly driven by the interface state effect of the nanorod sidewall surface. In addition, the nanorod array significantly facilitates photons escaping from the interior of LEDs along the vertical direction, contributing to improved light extraction efficiency. A three-dimensional finite-different time-domain simulation is performed to analyze further in detail the TE-and TM-polarized photon extraction mechanisms of the nanostructure. 2Growth of ZnO Single Crystal by Chemical Vapor Transport Method显示文摘ZnO crystals were grown by CVT method in closed quartz tube under seeded condition. Carbon was used as a transport agent to enhance the chemical transport of ZnO in the growth process. ZnO single crystals were grown by using GaN/sapphire and GaN/Si wafer as seeds. 3Evaluation of Forest Damaged Area and Severity Caused by Ice-snow Frozen Disasters over Southern China with Remote Sensing显示文摘The accurate assessment of forest damage is important basis for the forest post-disaster recovery process and ecosystem management. This study evaluates the spatial distribution of damaged forest and its damaged severity caused by ice-snow disaster that occurred in southern China during January 10 to February 2 in 2008. The moderate-resolution imaging spectroradiometer(MODIS)13 Q1 products are used, which include two vegetation indices data of NDVI(Normalized Difference Vegetation Index) and EVI(Enhanced Vegetation Index). Furtherly, after Quality Screening(QS) and Savizky-Golay(S-G) filtering of MODIS 13 Q1 data, four evaluation indices are obtained, which are NDVI with QS(QSNDVI), EVI with QS(QSEVI), NDVI with S-G filtering(SGNDVI) and EVI with S-G filtering(SGEVI). The study provides a new way of firstly determining the threshold for each image pixel for damaged forest evaluation, by computing the pre-disaster reference value and change threshold with vegetation index from remote sensing data. Results show obvious improvement with the new way for forest damage evaluation, evaluation result of forest damage is much close to the field survey data with standard error of only 0.95 and 1/3 less than the result that evaluated from other threshold method. Comparatively, the QSNDVI shows better performance than other three indices on evaluating forest damages. The evaluated result with QSNDVI shows that the severe, moderate, mild damaged rates of Southern China forests are 47.33%, 34.15%, 18.52%, respectively. By analyzing the influence of topographic and meteorological factors on forest-vegetation damage, we found that the precipitation on freezing days has greater impact on forest-vegetation damage, which is regarded as the most important factor. 4Study of the morphology evolution of AlN grown on nanopatterned sapphire substrate显示文摘This study focused on the evolution of growth front about AlN growth on nano-patterned sapphire substrate by metal-organic chemical vapor deposition.The substrate with concave cones was fabricated by nano-imprint lithography and wet etching.Two samples with different epitaxy procedures were fabricated,manifesting as two-dimensional growth mode and three-dimensional growth mode,respectively.The results showed that growth temperature deeply influenced the growth modes and thus played a critical role in the coalescence of AlN.At a relatively high temperature,the AlN epilayer was progressively coalescence and the growth mode was two-dimensional.In this case,we found that the inclined semi-polar facets arising in the process of coalescence were{112^-1}type.But when decreasing the temperature,the{112^-2}semi-polar facets arose,leading to inverse pyramid morphology and obtaining the three-dimensional growth mode.The 3 D inverse pyramid AlN structure could be used for realizing 3 D semi-polar UV-LED or facet-controlled epitaxial lateral overgrowth of AlN.Zhuohui Wu Jianchang Yan Yanan Guo Liang Zhang Yi Lu Xuecheng Wei Junxi Wang Jinmin Li 2019Journal of Semiconductors2019,40,12:2
5Freeze-drying-assisted Synthesis of Mesoporous CoMoO4 Nanosheets as Anode Electrode Material for Enhanced Lithium Batteries显示文摘A facile and green freeze-drying-assisted method was proposed to synthesize C0MoO4 mesoporous nano-sheets(MPNSs).The resulting product exhibits a Mgh specific capacity and good rate perfomance when evalimte an anode material for lithium-ion batteries(LIBs).The reversible specific capacity can be kept at 1105.2 mA·h·g^-1 after 100 cycles at a current density of 0.2 A/g.Even at the current densities of 1 and 4 A/gs the CoMoO4 MPNSs electrode can still retain the reversible capacities of 1148.7 and 540 mA·h·g^-1,respectively.Furthermore,the full cell(LiPePO4 catliode/CoMoO4 MPNSs anode)displays a stable discharge capacity of 146.7 mA·h·g^-1 at 0.1 C(1 C=170 mA/g)together with an initial coulombic efficiency of 98.2%.In addition,the CoMoO4 crystal structure is destroyed and reduced into Co^0 and Mo^0 in the first discharge process.In the subsequent cycles,the attractive Li storage properties come from the reversible conversions between Co/Co^2+and Mo/Mo^6+.The improved electroche-mical performance of CoMoO4 MPNSs is mainly attributed to their unique porous structures,which not only possess a good ion diffusion and electronic conduction pathway,but also provide many cavities to alleviate the volume changes during repeated cycling.This work offers a new perspective to the design of other porous electrode materials with a good energy storage performance.WANG Wei WANG Tao FAN Xuecheng ZHANG Cuilin HU Jinxing CHEN Hui FANG Zhenxing YAN Jiefeng LIU Bing 2019Chemical Research in Chinese Universities2019,35,2:1
6Control Efficacy of Streptomyces sp. SY-L12 and Chitooligosaccharide on Kiwifruit Bacterial Canker, Pseudomonas syringae pv. actinidiae显示文摘[Objective]The paper was to develop a priority scheme for prevention and control of kiwifruit bacterial canker with biological agents. [Method]The inhibitory effect of Streptomyces sp. SY-L12 on the growth of Pseudomonas syringae pv. actinidiae were assessed using liquid co-culture and inhibition zone methods. The control efficiency of Streptomyces sp. fermentation broth against kiwifruit bacterial canker was studied via potted trial. [Result] As Streptomyces sp. SYL12 was incubated for 24 h,the growth inhibition rate of its fermentation broth on P. syringae pv. actinidiae was 94. 0%. The control efficiency of fermentation broth against P. syringae pv. actinidiae was the best of 85. 4% in potted trial when Streptomyces sp. SY-L12 grew at 28℃,150 rpm for 8-9 d,better than that of control agent copper hydroxide. The control efficiency was improved as the agent was mixed with 1 mg/L chitooligosaccharide. 7Evaluation of the risk factors for severe complications and surgery of intestinal foreign bodies in adults:a single-center experience with 180 cases显示文摘Background Foreign bodies(FBs)lodged in the intestine or causing intestinal complications are uncommon in clinical practice but may pose diagnostic difficulties and prove life-threatening.This study aimed to evaluate the risk factors for severe complications and surgery to aid clinicians in the diagnosis and management of intestinal FBs.Methods We performed a retrospective analysis of patients in whom FBs were lodged in the intestine or caused complications from 2010 to 2020 in the First Affiliated Hospital of Wenzhou Medical University(Zhejiang,China).The characteristics of the patients and FBs,symptoms,imaging findings,diagnostics,treatment strategies,and clinical outcomes were analysed.Furthermore,the risk factors for complications and surgery were investigated.Results In total,180 patients were included in our study.Most patients(76.1%)were unable to provide a history of ingestion.Bezoars were the most common FBs(35.6%).The FBs were mainly located in the duodenum(32.8%)and the ileum(27.8%).Surgical removal of FBs was successful in 89(49.4%)patients and endoscopic removal in 54(30.0%)patients.Eleven with perforations were treated conservatively.FBs located in the jejunum or ileum were more likely to cause severe complications than those located in the duodenum.FBs located in the jejunum,ileum,or sigmoid colon were more likely to undergo surgery,and severe complications were an independent risk factor for surgery.Conclusion Intestinal FBs,often localized in angulation,are likely to be misdiagnosed because most patients do not provide a history of FB ingestion.Surgery and endoscopic therapy are the most commonly used treatment modalities.Surgery is not mandatory in clinically stable patients with small and contained perforations.FBs located in the jejunum or ileum are risk factors for both complications and surgery.Tingting Hu Jie Zhang Yang Liu Lifang Chen Wei Cen Wenzhi Wu Qingke Huang Xuecheng Sun Simon Stock Maddalena Zippi Vincent Zimmer Zarrin Basharat Wandong Hong 2022Gastroenterology Report2022,10,1:0
83-27 Characteristics of Luminescence of N Ion Irradiated LED显示文摘In the present work, the LED chip was irradiated by using 59.6 MeV N ions in a terminal chamber of theSector-focused cyclotron (SFC) in the National Labortary of Heavy-ion Accelerators in Lanzhou. The 63 MeV Nions penetrated through a gold foil and scattered in a large area. The energy of ion was reduced to 59.6 MeV afterscattering of the gold foil. The LED was provided by the Semiconductor Lighting Center in Institute of Semiconductorin Beijing. The luminences of the LED before/after irradiation were tested through a integrating sphere inSemiconductor Lighting Center in Institute of Semiconductor in Beijing. The luminance was tested under a currentof 350 mA. Fig. 1 shows the relationship between the luminences and the irradiation fluences. 9Synthesis of tetrasubstituted thiophenes from pyridinium 1,4-zwitterionic thiolates and modified activated alkynes显示文摘Pyridinium 1,4-zwitterionic thiolates were applied to a formal [3+2] annulation reaction with modified activated alkynes, affording various tetrasubstituted thiophenes with aryl, alkenyl, alkyl or silyl group at the special position. The structural modification of alkyne substrates enabled the synthesis of diverse thiophenes to be achieved using the pyridinium 1,4-zwitterionic thiolates as the sulfur-containing building blocks. 10Improving the incorporation of indium component for InGaN-based green LED through inserting photonic crystalline in the GaN layer显示文摘We report on the effect of inserted photonic crystalline(Ph-C) in the GaN epitaxial layer on the incorporation of the indium component for the InGaN-based green LED. The adoption of Ph-C in the GaN layer shifted the Raman peak value of E2mode of GaN to lower frequency and resulted in a tensive stress relief. The stress relief can be attributed to strained lattices restoring in the matrix of Ph-C and the GaN pseudo-epitaxy over the air-void of the Ph-C. Moreover, the HRXRD rocking curves and AFM results show that the insertion of Ph-C also improves the crystal quality. With the inserted Ph-C, the indium component in the multiple quantum wells of the green LED(Ph-C LED) was enhanced. This resulted in a 6-nm red-shift of the peak wavelength. 11A 0.20–2.43 GHz fractional-N frequency synthesizer with optimized VCO and reduced current mismatch CP显示文摘A 0.20–2.43 GHz fractional-N frequency synthesizer is presented for multi-band wireless communication systems,in which the scheme adopts low phase noise voltage-controlled oscillators(VCOs)and a charge pump(CP)with reduced current mismatch.VCOs that determine the out-band phase noise of a phase-locked loop(PLL)based frequency synthesizer are optimized using an automatic amplitude control technique and a high-quality factor figure-8-shaped inductor.A CP with a mismatch suppression architecture is proposed to improve the current match of the CP and reduce the PLL phase errors.Theoretical analysis is presented to investigate the influence of the current mismatch on the output performance of PLLs.Fabricated in a TSMC 0.18-μm CMOS process,the prototype operates from 0.20 to 2.43 GHz.The PLL synthesizer achieves an in-band phase noise of-96.8 dBc/Hz and an out-band phase noise of-122.8 dBc/Hz at the 2.43-GHz carrier.The root-mean-square jitter is 1.2 ps under the worst case,and the measured reference spurs are less than-65.3 dBc.The current consumption is 15.2 mA and the die occupies 850μm×920μm.Wei ZOU Darning REN Xuecheng ZOU 2021Frontiers of Information Technology & Electronic Engineering2021,22,2:0
