1Construction of van der Waals substrates for largely mismatched heteroepitaxy systems using first principles显示文摘The high density of defects induced by large strains in largely mismatched heteroepitaxy systems, such as AlN and GaN, because of the large lattice and thermal mismatch between substrates and epilayers is the bottleneck problem. Graphene-assisted van der Waals(vdW) heteroepitaxy offers a new opportunity to resolve this problem. However, it suffers from the difficulty of nucleation. Here we theoretically assess the effects of five 2D materials for vdW heteroepitaxy of AlN and GaN, including graphene, hBN, MoS2, gC3N, and gC3N4, and provide physical insights using first-principle calculations. MoS2 and gC3N exhibit significant potential to overcome the shortcomings of graphene owing to their appropriate binding strengths and Al(or Ga)diffusion barriers. Moreover, the interface behavior between the epilayers and the substrates are carefully analyzed. 2Environmental Cultural Landscape Characteristics of Agricultural Vocational Colleges: A Case Study of Bioengineering Branch of Yangling Vocation and Technical College and Doucun Farm显示文摘Based on the overall planning of environmental cultural construction of Yangling Vocational & Technical College and the college–enterprise co-construction of Doucun Farm, this paper combined environmental cultural reformation inside and outside the college and reform of off-campus teaching experiment farm in view of outstanding agricultural characteristics of the bioengineering branch, with environmental health preservation as the fundamental goal and 'health-preserving agriculture' as the link. 3Thickness and strain engineering of structural and electronic properties for 2D square-octagon AlN显示文摘Two-dimensional(2D)semiconductors exhibit great potential to minimize the size and drastically reduce the energy consumption of optoelectronic devices due to promising features induced by quantum confinement.It has achieved many successes in infra-red and visible light optoelectronic devices.The study on ultra-wide band gap 2D semiconductors except h-BN are still limited,however,the requirement is more and more urgent.Inspired by the progresses of III-nitride semiconductors in recent several decades,2D AlN is highly expected to be a new member of ultra-wide band gap 2D semiconductors.In this work,we employed the first-principles calculations to investigate the structural and electronic properties of 2D AlN.We revealed that few-layer AlN acquires a square-octagon(so-AlN)configuration in the vertical direction when the number of atomic layers n is smaller than 16.With increasing the thickness from 2 ML to 8 ML,the band gap decreased due to the weakening of quantum confinement effect.We demonstrated the intrinsic indirect band gap can be tuned to be direct by applying different direction strains for so-AlN.Our results open new avenues for their application in nano-optoelectronics.Wantong Hou Zhanbin Qi Hang Zang Yan Yan Zhiming Shi 2020International Journal of Smart and Nano Materials2020,11,3:0
