| 3 | Automatic segmentation of gas plumes from multibeam water column images using a U-shape network显示文摘Cold seeps are widely developed on the seabed of continental margins and can form gas plumes due to the upward migration of methane-rich fluids.The detection and automatic segmentation of gas plumes are of great significance in locating and studying the cold seep system that is usually accompanied by hydrate layers in the subsurface.A multibeam echo-sounder system(MBES)can record the complete backscatter intensity of the water column,and it is one of the most effective means for detecting cold seeps.However,the gas plumes recorded in multibeam water column images(WCI)are usually blurred due to the interference of the complicated water environment and the sidelobes of the MBES,making it difficult to obtain the effective segmentation.Therefore,based on the existing UNet semantic segmentation network,this paper proposes an AP-UNet network combining the convolutional block attention module and the pyramid pooling module for the automatic segmentation and extraction of gas plumes.Comparative experiments are conducted among three traditional segmentation methods and two deep learning methods.The results show that the AP-UNet segmentation model can effectively suppress complicated water column noise interference.The segmentation precision,the Dice coefficient,and the recall rate of this model are 92.09%,92.00%,and 92.49%,respectively,which are 1.17%,2.10%,and 2.07%higher than the results of the UNet. | Fanlin YANG Feng WANG Zhendong LUAN Xianhai BU Sai MEI Jianxing ZHANG Hongxia LIU | 2023 | Journal of Oceanology and Limnology2023,41,5: | 0 |
| 4 | Frequency dispersion effect and parameters extraction method for novel HfO_2 as gate dielectric显示文摘The electric characteristic of MOS capacitor with HfO_2/SiO_2/p-Si grown by ALCVD (atom layer chemical vapor deposition) is investigated. The C-V curves show that the accumulation capacitances take on the frequency dispersion at high frequency. For MOS capacitor with ultra thin HfO_2/SiO_2 gate stack, different fabrication processes and measurement equipment will cause parasitic effect. Here an equivalent circuit model that can eliminate the frequency dispersion effect is proposed. The C-V characteristics curve at high frequency shows some distortion because of the bulk defects and the interface states. This paper discusses the distortion of the high frequency MOS C-V characteristic curve. A data processing method is advanced and interface trap density distribution in the band gap is presented. | 5 | Performance investigations of novel dual-material gate(DMG) MOSFET with dielectric pockets(DP)显示文摘Dual-material gate MOSFET with dielectric pockets (DMGDP MOSFET) is proposed to eliminate the potential weakness of the DP MOSFET for CMOS scaling toward the 32 nm gate length and beyond. The short-channel effects (SCE) can be effectively suppressed by the insulator near the source/drain regions. And the suppression capability can be even better than the DP MOSFET due to the drain bias absorbed by the screen gate. The speed performance and electronic characteristics of the DMGDP MOSFET are comprehensively studied. Compared to the experimental data from Jurczak et al., the DMGDP PMOSFET exhibits good subthreshold characteristics and the on-state current is almost the twice that of the DP PMOSFET. The intrinsic delay of the NMOS reaches 21% greater than the DP MOSFET for 32 nm node. The higher fT of 390 GHz is achieved, which is a 32% enhancement in comparison with the DP MOSFET when the gate length is 50 nm.
